چکیده

In plasma etching equipment for microelectronics fabrication, there is an engineered gap between the edge of the wafer and wafer terminating structures, such as focus rings. The intended purpose of these structures is to make the reactant fluxes uniform to the edge of the wafer and so prevent a larger than desired edge exclusion where useful products cannot be obtained. The wafer-focus ring gap typically 1 mm is a mechanical requirement to allow for the motion of the wafer onto and off of the substrate. Plasma generated species can penetrate into this gap and under the beveled edge of the wafer, depositing films and possibly creating particles which produce defects. In this paper, we report on a computational investigation of capacitively coupled plasma reactors with a wafer-focus ring gap. The penetration of plasma generated species i.e., ions and radicals into the wafer-focus ring gap is discussed. We found that the penetration of plasma into the gap and under the wafer bevel increases as the size of the gap approaches and exceeds the Debye length in the vicinity of the gap. Deposition of, for example, polymer by neutral species inside the gap and under the wafer is less sensitive to the size of the gap due the inability of ions, which might otherwise sputter the film, to penetrate into the gap. © 2007 American Institute of Physics. Formation of Coulomb Crystals in a Capacitively Coupled Plasma

Dust particle transport in low-temperature plasmas has received considerable attention due to the desire to minimize contamination of wafers during plasma processing of microelectronic devices and as their use to study nonideal plasmas. Observations of dust particles in radio frequency discharges have shown that particles form Coulomb crystals and display collective behavior. Images are present...

Modeling of dual frequency capacitively coupled plasma sources utilizing a full-wave Maxwell solver

The trend in dielectric etching in microelectronics fabrication with capacitively coupled plasmas is the use of multiple frequencies where a high frequency (HF, tens to hundreds of MHz) dominates ionization and a low frequency (LF, a few to tens MHz) is used to control ion energy distributions to the wafer. Process parameters, such as pressure, gas mixture and LF and HF power deposition, are im...

Plasma etching and feature evolution of organic low-k material by using VicAddress

Plasma process is a highly selective technique exploiting the individual or mixed function of positive ions, electrons, neutral radicals, and photons produced by low temperature plasmas. For example, dielectric etching is a competitive process among charging, etching and deposition at each of local positions of a geometrical structure exposed to reactive plasmas. Plasma etching is adjacent to t...

Modeling Discharge and Surface Processes in Capacitively Coupled Reactors

Plasmas are ideal for producing reactive species (radicals, ions) for modifying surface properties to achieve desired mechanical or chemical functionality. Two of the most technologically (and commercially) important applications of plasmas are etching/deposition for microelectronic fabrication and functionalization of polymers. Among these applications, capacitively coupled plasma (CCP) source...

Nonlinear Dynamics of Radio Frequency Plasma Processing Reactors Powered by Multifrequency Sources

The source frequency has a strong influence on plasma characteristics in RF discharges. Multiple sources at widely different frequencies are often simultaneously used to separately optimize the magnitude and energy of ion fluxes to the substrate. In doing so, the sources are relatively independent of each other. These sources can, however, nonlinearly interact if the frequencies are sufficientl...
